Purpose and goal

The project is aiming at a technology platform for realization of cost efficient solutions of THz systems for applications like high datarate wireless communication, remote sensing, and radar. Latest semiconductortechnologies such as 50nm GaAs-mHEMT, 45nm CMOS, and GaAs Schottky MMIC (Microwave Monolithic Integrated Circuit) is the backbone in this platform.

Results and expected effects

The latest advanced commercial semiconductor technologies will be investigated and assesed for future applications based on radar, radiometer, and wireless data communication.

Approach and implementation

The project consist of three parts 1 mHEMT MMIC design (50-350GHz) 2 Schottky diod MMIC-process (300-1000GHz) 3 Heterogenous integration and module design MMICs with high integration level will be packaged in a suitable module technology to be used by cooperation partners. Packaged RF-frontends including antenna will be demonstrated at various frequencies between 70 and 500 GHz.
